Abstract Hf 0.5 Zr 0.5 O 2 (HZO) thin films are promising candidates for non-volatile memory and other related applications due to their demonstrated ferroelectricity at the nanoscale and compatibility with Si processing. However, one reason that HZO has not been fully scaled into industrial applications is due to its deleterious wake-up and fatigue behavior which leads to an inconsistent remanent polarization during cycling. In this study, we explore an interfacial engineering strategy in which we insert 1 nm Al 2 O 3 interlayers at either the top or bottom HZO/TiN interface of sequentially deposited metal-ferroelectric-metal capacitors. By inserting an interfacial layer while limiting exposure to the ambient environment, we successfully introduce a protective passivating layer of Al 2 O 3 that provides excess oxygen to mitigate vacancy formation at the interface. We report that TiN/HZO/TiN capacitors with a 1 nm Al 2 O 3 at the top interface demonstrate a higher remanent polarization (2P r ∼ 42 μ C cm −2 ) and endurance limit beyond 10 8 cycles at a cycling field amplitude of 3.5 MV cm −1 . We use time-of-flight secondary ion mass spectrometry, energy dispersive spectroscopy, and grazing incidence x-ray diffraction to elucidate the origin of enhanced endurance and leakage properties in capacitors with an inserted 1 nm Al 2 O 3 layer. We demonstrate that the use of Al 2 O 3 as a passivating dielectric, coupled with sequential ALD fabrication, is an effective means of interfacial engineering and enhances the performance of ferroelectric HZO devices.

Impact of Electric Field Pulse Duration on Ferroelectric Hafnium Zirconium Oxide Thin Film Capacitor Endurance
While ferroelectric HfO2shows promise for use in memory technologies, limited endurance is one factor that challenges its widespread application. In this study, endurance is investigated through field cycling W/Hf0.5Zr0.5O2/W capacitors above the coercive field while manipulating the time‐under‐field using bipolar pulses of varying pulse duration or duty cycle. Both remanent polarization and leakage current increased with increasing pulse duration. Additionally, an order of magnitude decrease in the pulse duration from 20 to 2 μs resulted in an increase in endurance lifetime of nearly two orders of magnitude from 3×106to 2×108cycles. These behaviors are attributed to increasing time‐under–field allowing for charged oxygen vacancy migration, initially unpinning domains, or driving phase transformations before segregating to grain boundaries and electrode interfaces. This oxygen vacancy migration causes increasing polarization before creating conducting percolation paths that result in degradation and premature device failure. This process is suppressed for 2 µs pulse duration field cycling where minimal wake‐up and lower leakage before device failure is observed, suggesting that very short pulses can be used to significantly increase device endurance. These results provide insight into the impact of pulse duration on device performance and highlight consideration of use conditions when endurance testing. This article is protected by copyright. Abstract Layered oxide cathode with a Li‐O‐vacancy configuration offers high capacity by leveraging additional oxygen redox reactions. However, it faces severe challenges of sluggish kinetics of oxygen redox reactions and lattice oxygen loss, resulting in slow Li+diffusion and rapid electrochemical degradation. Herein, Ti is introduced as electrochemical inactive element into Li‐O‐vacancy configuration to form Mn/vacancy/Ti arrangement within transition metal layers of layered oxide, achieving a marked increase in average output voltage at high current density compared with Ti‐free counterpart. Not only voltage hysteresis between charge and discharge processes can be significantly reduced, but rate capability can be heightened in Li4/7[□1/7Ti1/7Mn5/7]O2by means of retrained over‐potential and improved Li+diffusivity. Furthermore, theoretical calculations suggest that these improvements stem from Ti substitution, which elongates the Li─O bond and lowers the Li+migration energy barrier. Besides, in situ differential electrochemical mass spectrometry and soft X‐ray absorption spectroscopy reveal the modified Li‐O‐vacancy configuration enables reversible anionic and cationic redox behaviors during cycling. These findings provide a promising strategy for tailoring oxygen redox activity and accelerating Li+diffusion kinetics in layered cathode materials with oxygen redox chemistry.more » « less

Abstract Chalcogenide optical phase change materials (PCMs) have garnered significant interest for their growing applications in programmable photonics, optical analog computing, active metasurfaces, and beyond. Limited endurance or cycling lifetime is however increasingly becoming a bottleneck toward their practical deployment for these applications. To address this issue, a systematic study elucidating the cycling failure mechanisms of Ge2Sb2Se4Te (GSST) is performed, a common optical PCM tailored for infrared photonic applications, in an electrothermal switching configuration commensurate with their applications in on‐chip photonic devices. Further a set of design rules building on insights into the failure mechanisms is proposed, and successfully implemented them to boost the endurance of the Ge2Sb2Se4Te (GSST) device to over 67 000 cycles.more » « less

Abstract As atomic matter interacts with ultrastrong fields, the bound electrons are polarized and have ionization energies changed by Stark-shifting. The unprecedented range of laser intensities from 1015W cm−2to 1024W cm−2can take the interaction from the neutral atom to a bare nucleus. We have used an outer, single active electron approximation to calculate the polarization and Stark-shifted binding energy for ultraintense lasers interacting with highly charged ions at intensities from 1014W cm−2to 1022W cm−2. The polarization of the bound state can result in a dipole moment and Stark shift that may be 0.1 e a0and 50 Eh, respectively. At these high intensities, relativistic effects must also be considered. Across the intensity range of these studies, the magnetic field of the laser does not comparably affect the bound state of the atom; the impact of polarization and Stark shift exceed changes to the bound state wave function and binding energy from including relativity.more » « less

Abstract 2D memristors have demonstrated attractive resistive switching characteristics recently but also suffer from the reliability issue, which limits practical applications. Previous efforts on 2D memristors have primarily focused on exploring new material systems, while damage from the metallization step remains a practical concern for the reliability of 2D memristors. Here, the impact of metallization conditions and the thickness of MoS2films on the reliability and other device metrics of MoS2‐based memristors is carefully studied. The statistical electrical measurements show that the reliability can be improved to 92% for yield and improved by ≈16× for average DC cycling endurance in the devices by reducing the top electrode (TE) deposition rate and increasing the thickness of MoS2films. Intriguing convergence of switching voltages and resistance ratio is revealed by the statistical analysis of experimental switching cycles. An “effective switching layer” model compatible with both monolayer and few‐layer MoS2, is proposed to understand the reliability improvement related to the optimization of fabrication configuration and the convergence of switching metrics. The Monte Carlo simulations help illustrate the underlying physics of endurance failure associated with cluster formation and provide additional insight into endurance improvement with device fabrication optimization.more » « less
