Title: Correlating Photo-Induced Changes in Surface Charge and Electronic Conductivity in Oxide Nanoparticles with In Situ Electron Microscopy
Photon induced changes in charge distributions and conductivities of oxide nanoparticles (rhodium doped strontium titanate) have been determined using in situ electron holography. The holography-based approach relies on the application of two distinct stimuli to the material of interest: electrons and photons. The high energy electron beam stimulates the formation of a layer of positive surface charge due to secondary electron emission. Light illumination reduces this charge due to enhanced electronic conductivity arising from photo-electron excitation. For moderate photon and electron illumination rates, there is a simple linear relationship between the steady state surface charge and the sample conductivity. For rhodium doped strontium titanate, we observe a factor of 3 increase in the conductivity for the illumination conditions employed here. The approach is general and can be employed to measure photo-induced changes in other semiconducting systems.  more » « less

    Gallium oxide (Ga2O3), an ultra-wide bandgap semiconductor with potential applications in power devices, may be doped with Mg to control the native n-type conductivity. The charge transitions associated with Mg in Mg-doped β-Ga2O3 crystals are studied using photoinduced electron paramagnetic resonance (photo-EPR) spectroscopy to understand the mechanisms that produce stable semi-insulating substrates. The steady state photo-EPR measurements are performed at 130 K by illuminating the samples with photon energy from 0.7 to 4.7 eV. Our results show that there are two transitions associated with Mg in the bandgap: onset of quenching of neutral Mg at 1.5 eV and excitation at 3.0 eV. The quenching threshold is consistent with several DFT predicted values for Mg-/0 level. Therefore, we suggest the quenching is due to transition of an electron from the valence band to the neutral Mg. For photoexcitation, hole capture is the only viable process due to polaronic nature of neutral Mg in Ga2O3. The measurements demonstrate that electron excitation to impurities, such as Fe and Ir, does not contribute to creation of the holes. Further, gallium vacancies must not participate since their characteristic EPR spectrum is never seen. Thus, we speculate that the defects responsible for the hole formation and consequent excitation of the neutral Mg are oxygen vacancies.

  2. Abstract Grain boundaries critically limit the electronic performance of oxide perovskites. These interfaces lower the carrier mobilities of polycrystalline materials by several orders of magnitude compared to single crystals. Despite extensive effort, improving the mobility of polycrystalline materials (to meet the performance of single crystals) is still a severe challenge. In this work, the grain boundary effect is eliminated in perovskite strontium titanate (STO) by incorporating graphene into the polycrystalline microstructure. An effective mass model provides strong evidence that polycrystalline graphene/strontium titanate (G/STO) nanocomposites approach single crystal‐like charge transport. This phenomenological model reduces the complexity of analyzing charge transport properties so that a quantitative comparison can be made between the nanocomposites and STO single crystals. In other related works, graphene composites also optimize the thermal transport properties of thermoelectric materials. Therefore, decorating grain boundaries with graphene appears to be a robust strategy to achieve “phonon glass–electron crystal” behavior in oxide perovskites.

Abstract MXenes are among the fastest‐growing families of 2D materials, promising for high‐rate, high‐energy energy storage applications due to their high electronic and ionic conductivity, large surface area, and reversible surface redox ability. The Ti3C2TxMXene shows a capacitive charge storage mechanism in diluted aqueous LiCl electrolyte while achieving abnormal redox‐like features in the water‐in‐salt LiCl electrolyte. Herein, variousoperandotechniques are used to investigate changes in resistance, mass, and electrode thickness of Ti3C2Txduring cycling in salt‐in‐water and water‐in‐salt LiCl electrolytes. Significant resistance variations due to interlayer space changes are recorded in the water‐in‐salt LiCl electrolyte. In both electrolytes, conductivity variations attributed to charge carrier density changes or varied inter‐sheet electron hopping barriers are detected in the capacitive areas, where no thickness variations are observed. Overall, combining thoseoperandotechniques enhances the understanding of charge storage mechanisms and facilitates the development of MXene‐based energy storage devices.

    Optical and X-ray spectroscopy studies reveal the location and role of Fe 3+ sites incorporated through direct synthesis in NH 2 -MIL-125(Ti). Fe K-edge XAS analysis confirms its metal–oxo cluster node coordination while time-resolved optical and X-ray transient absorption studies disclose its role as an electron trap site, promoting long-lived photo-induced charge separation in the framework. Notably, XTA measurements show sustained electron reduction of the Fe sites into the microsecond time range. Comparison with an Fe-doped MOF generated through post-synthetic modification indicates that only the direct synthesis approach affords efficient Fe participation in the charge separated excited state.

We report a reversible photo-induced doping effect in two-dimensional (2D) tungsten diselenide (WSe 2 ) field effect transistors on hexagonal boron nitride (h-BN) substrates under low-intensity visible light illumination (∼10 nW μm −2 ). Our experimental results have shown that this reversible doping process is mainly attributed to two types of defects in h-BN substrates. Moreover, the photo-doped WSe 2 transistors can be stable for more than one week in a dark environment and maintain the high on/off ratio (10 8 ) and carrier mobility, since there are no additional impurities involved during the photo-induced doping process to increase the columbic scattering in the conducting channel. These fundamental studies not only provide an accessible strategy to control the charge doping level and then to achieve a writing/erasing process in 2D transistors, but also shed light on the defect states and interfaces in 2D materials.
