Abstract While induced spin polarization of a palladium (Pd) overlayer on antiferromagnetic and magneto-electric Cr2O3(0001) is possible because of the boundary polarization at the Cr2O3(0001), in the single domain state, the Pd thin film appears to be ferromagnetic on its own, likely as a result of strain. In the conduction band, we find the experimental evidence of ferromagnetic spin polarized in Pd thin films on a Cr2O3(0001) single crystal, especially in the thin limit, Pd thickness of around 1–4 nm. Indeed there is significant spin polarization in 10 Å thick Pd films on Cr2O3(0001) at 310 K, i.e. above the Néel temperature of bulk Cr2O3. While Cr2O3(0001) has surface moments that tend to align along the surface normal, for Pd on Cr2O3, the spin polarization contains an in-plane component. Strain in the Pd adlayer on Cr2O3(0001) appears correlated to the spin polarization measured in spin polarized inverse photoemission spectroscopy. Further evidence for magnetization of Pd on Cr2O3is provided by measurement of the exchange bias fields in Cr2O3/Pd(buffer)/[Co/Pd]nexchange bias systems. The magnitude of the exchange bias field is, over a wide temperature range, virtually unaffected by the Pd thickness variation between 1 and 2 nm.

Cr 2 AlC: A High‐Temperature Transparent Conducting Ceramic
ABSTRACT Transparent conductors with high conductivity, optical transparency, and thermal stability are critical for next‐generation optoelectronic devices, yet such materials are scarce. Here, we demonstrate that epitaxial Cr2AlC(0001)/Al2O3(0001) layers exhibit a unique combination of these properties. The optical transmittance of ultrathin layers reaches 85% at 900 nm and remains above 21% across the near‐infrared (NIR)ultraviolet (UV) range, in good agreement with first‐principles optical properties predictions which reveal a small plasma frequency and a low cross‐section for interband transitions. Cr2AlC has a room‐temperature bulk resistivityρo= 42.5 µΩcm and an exceptionally small resistivity scaling with a negligible (<4%) resistivity increase down to 10 nm, an effective bulk electron mean free pathλ< 2 nm at both 295 and 77 K, and a temperature‐independent effectiveρoλ< 3 × 10−16Ωm2that is smaller than that of all known elemental metals. An 11.1‐nm‐thick Cr2AlC layer achieves a benchmarkΦTC≈ 0.004 Ω−1in the near infrared (900 nm), comparable to state‐of‐art transparent conductors including ultra‐thin silver and carbon‐based materials. These results, in combination with the known oxidation stability to 1073–1373 K, establish Cr2AlC as a uniquely robust, high‐temperature stable and scalable transparent conductor, paving the way for advanced extreme‐environment optoelectronics and photonics.

Ru(0001) and Co(0001) films with thickness d ranging from 5 to 300 nm are sputter deposited onto Al2O3(0001) substrates in order to quantify and compare the resistivity size effect. Both metals form epitaxial single crystal layers with their basal planes parallel to the substrate surface and exhibit a root-mean-square roughness < 0.4 nm for Ru and < 0.9 nm for Co. Transport measurements on these layers have negligible resistance contributions from roughness and grain boundary scattering which allows direct quantification of electron surface scattering. The measured resistivity ρ vs d is well described by the classical Fuchs-Sondheimer model, indicating a mean free path for transport within the basal plane of λ = 6.7 ± 0.3 nm for Ru and λ = 19.5 ± 1.0 nm for Co. Bulk Ru is 36% more resistive than Co; in contrast, Ru(0001) layers with d ≤ 25 nm are more conductive than Co(0001) layers, which is attributed to the shorter λ for Ru. The determined λ-values are utilized in combination with the Fuchs-Sondheimer and Mayadas-Shatzkes models to predict and compare the resistance of polycrystalline interconnect lines, assuming a grain boundary reflection coefficient R = 0.4 and accounting for the thinner barrier/adhesion layers available to Ru and Co metallizations. This results in predicted 10 nm half-pitch line resistances for Ru, Co, and Cu of 1.0, 2.2, and 2.1 kΩ/µm, respectively.more » « less

null (Ed.)Abstract The manipulation of antiferromagnetic order in magnetoelectric Cr 2 O 3 using electric field has been of great interest due to its potential in low-power electronics. The substantial leakage and low dielectric breakdown observed in twinned Cr 2 O 3 thin films, however, hinders its development in energy efficient spintronics. To compensate, large film thicknesses (250 nm or greater) have been employed at the expense of device scalability. Recently, epitaxial V 2 O 3 thin film electrodes have been used to eliminate twin boundaries and significantly reduce the leakage of 300 nm thick single crystal films. Here we report the electrical endurance and magnetic properties of thin (less than 100 nm) single crystal Cr 2 O 3 films on epitaxial V 2 O 3 buffered Al 2 O 3 (0001) single crystal substrates. The growth of Cr 2 O 3 on isostructural V 2 O 3 thin film electrodes helps eliminate the existence of twin domains in Cr 2 O 3 films, therefore significantly reducing leakage current and increasing dielectric breakdown. 60 nm thick Cr 2 O 3 films show bulk-like resistivity (~ 10 12 Ω cm) with a breakdown voltage in the range of 150–300 MV/m. Exchange bias measurements of 30 nm thick Cr 2 O 3 display a blocking temperature of ~ 285 K while room temperature optical second harmonic generation measurements possess the symmetry consistent with bulk magnetic order.more » « less

Electron transport measurements on Co/TiN multilayers are employed to explore the effect of TiN layers on Co resistivity. For this, 50 nm thick multilayer stacks containing N = 1–10 individual Co layers that are separated by 1 nm thick TiN layers are sputter deposited on SiO2/Si(001) substrates at 400 °C. X-ray diffraction and reflectivity measurements indicate a tendency for a 0001 preferred orientation, an X-ray coherence length of 13 nm that is nearly independent of N, and an interfacial roughness that increases with N. The in-plane multilayer resistivity ρ increases with increasing N = 1–10, from ρ = 14.4 to 36.6 µΩ-cm at room temperature and from ρ = 11.2 to 19.4 µΩ-cm at 77 K. This increase is due to a combination of increased electron scattering at interfaces and grain boundaries, as quantified using a combined Fuchs–Sondheimer and Mayadas–Shatzkes model. The analysis indicates that a decreasing thickness of the individual Co layers dCo from 50 to 5 nm causes not only an increasing resistivity contribution from Co/TiN interface scattering (from 9 to 88% with respect to the room-temperature bulk resistivity) but also an increasing (39 to 154%) grain boundary scattering contribution, which exacerbates the resistivity penalty due to the TiN liner. These results are supported by Co/TiN bilayer and trilayer structures deposited on Al2O3 (0001) at 600 °C. Interfacial intermixing causes Co2Ti and Co3Ti alloy phase formation, an increase in the contact resistance, a degradation of the Co crystalline quality, and a 2.3× higher resistivity for Co deposited on TiN than Co directly deposited on Al2O3(0001). The overall results show that TiN liners cause a dramatic increase in Co interconnects due to diffuse surface scattering, interfacial intermixing/roughness, and Co grain renucleation at Co/TiN interfaces.more » « less

Ultraviolet and visible integrated photonics enable applications in quantum information, sensing, and spectroscopy, among others. Few materials support low-loss photonics into the UV, and the relatively low refractive index of known depositable materials limits the achievable functionality. Here, we present a high-index integrated photonics platform based on HfO2and Al2O3composites deposited via atomic layer deposition (ALD) with low loss in the visible and near UV. We show that Al2O3incorporation dramatically decreases bulk loss compared to pure HfO2, consistent with inhibited crystallization due to the admixture of Al2O3. Composites exhibit refractive indexnfollowing the average of that of HfO2and Al2O3, weighted by the HfO2fractional compositionx. Atλ = 375 nm, composites withx = 0.67 exhibitn = 2.01, preserving most of HfO2’s significantly higher index, and 3.8(7) dB/cm material loss. We further present fully etched and cladded waveguides, grating couplers, and ring resonators, realizing a single-mode waveguide loss of 0.25(2) dB/cm inferred from resonators of 2.6 million intrinsic quality factor atλ = 729 nm, 2.6(2) dB/cm atλ = 405 nm, and 7.7(6) dB/cm atλ = 375 nm. We measure the composite’s thermo-optic coefficient (TOC) to be 2.44(3) × 10−5RIU/°C nearλ = 397 nm. This work establishes (HfO2)x(Al2O3)1−xcomposites as a platform amenable to integration for low-loss, high-index photonics spanning the UV to NIR.more » « less
