Title: PtCoO 2 for Scaled Interconnects
Copper (Cu) interconnects are an increasingly important bottleneck in integrated circuits due to energy consumption and latency caused by the notable increase in Cu resistivity as dimensions decrease, primarily due to electron scattering at surfaces. Herein, the potential of a directional conductor, PtCoO2, which has a low bulk resistivity and a distinctive anisotropic structure that mitigates electron surface scattering is showcased. Thin films of PtCoO2of various thicknesses are synthesized by molecular beam epitaxy (MBE) coupled with a postdeposition annealing process and the superior quality of PtCoO2films is demonstrated by multiple characterization techniques. The thickness‐dependent resistivity curve illustrates that PtCoO2significantly outperforms effective Cu (Cu with TaN barriers) and Ru in resistivity below 20.0 nm with a more than 6x reduction compared to effective Cu below 6.0 nm, having a value of only 6.32 μΩ cm at 3.3 nm. It is determined that grain boundary scattering can still be improved for even lower resistivities in this material system through a combination of experiments and theoretical simulations. PtCoO2is therefore a highly promising alternative material for future interconnect technologies promising lower resistivities, better stability, and significant improvements in energy efficiency and latency for advanced integrated circuits.  more » « less

  1. Abstract In a recent study to probe the effect of the pinning efficiency of BaZrO3(BZO) nanorods in BZO-doped YBa2Cu3O7-x(BZO/YBCO) nanocomposite films, Ca diffusion from two Ca0.3Y0.7Ba2Cu3O7-xspacers that form multilayers through alternative stacking with three BZO/YBCO layers was found to significantly enhance the pinning by approximately five folds at high magnetic fields (B) up to 9.0 T. This raises a question on the role of Ca diffused into the multilayer BZO/YBCO nanocomposite films. In order to answer this question, this work investigates the Ca0.3Y0.7Ba2Cu3O7-xfilms of variable thickness in the range of 33-190 nm to understand whether the carrier over-doping induced by Ca substitution of Y would lead to enhanced pinning. In addition, the effect of the thicknesses of the constituent YBCO and Ca0.3Y0.7Ba2Cu3O7-xlayers was also studied. Furthermore, the amount of Ca in Ca0.3Y0.7Ba2Cu3O7-xspacers may be controlled by varying their thickness ranging from 1 nm to 10 nm. Our result suggests that the benefit of over-doping via Ca/Y substitution is minimal on pinning. In addition, the amount of Ca in the Ca0.3Y0.7Ba2Cu3O7-xspacers indeed affects the Ca diffusion and hence pinning enhancement dramatically, which reduces as the spacer thickness is below 5 nm threshold. Above this threshold, the Ca diffusion is highly effective through large BZO/YBCO thicknesses up to 330 nm (total film thickness ~ 1 µm) and significantly enhanced pinning has been obtained in multilayer BZO/YBCO nanocomposites. For example, theIcexceeds 650 A per cm-width at 20 K and 9.0 T when B//c, which is only ~13% lower than that at B//ab due to the intrinsic pinning.

  2. Noble-transition metal alloys offer emergent optical and electronic properties for near-infrared (NIR) optoelectronic devices. We investigate the optical and electronic properties of Cu x Pd 1−x alloy thin films and their ultrafast electron dynamics under NIR excitation. Ultraviolet photoelectron spectroscopy measurements supported by density functional theory calculations show strong d-band hybridization between the Cu 3 d and Pd 4 d bands. These hybridization effects result in emergent optical properties, most apparent in the dilute Pd case. Time-resolved terahertz spectroscopy with NIR (e.g., 1550 nm) excitation displays composition-tunable electron dynamics. We posit that the negative peak in the normalized increment of transmissivity (ΔT/T) below 2 ps from dilute Pd alloys is due to non-thermalized hot-carrier generation. On the other hand, Pd-rich alloys exhibit an increase in ΔT/T due to thermalization effects upon ultrafast NIR photoexcitation. Cu x Pd 1−x alloys in the dilute Pd regime may be a promising material for future ultrafast NIR optoelectronic devices.

  3. Abstract Optoelectronics are crucial for developing energy‐efficient chip technology, with phase‐change materials (PCMs) emerging as promising candidates for reconfigurable components in photonic integrated circuits, such as nonvolatile phase shifters. Antimony sulfide (Sb2S3) stands out due to its low optical loss and considerable phase‐shifting properties, along with the non‐volatility of both phases. This study demonstrates that the crystallization kinetics of Sb2S3can be switched from growth‐driven to nucleation‐driven by altering the sample dimension from bulk to film. This tuning of the crystallization process is critical for optical switching applications requiring control over partial crystallization. Calorimetric measurements with heating rates spanning over six orders of magnitude, reveal that, unlike conventional PCMs that crystallize below the glass transition, Sb2S3exhibits a measurable glass transition prior to crystallization from the undercooled liquid (UCL) phase. The investigation of isothermal crystallization kinetics provides insights into nucleation rates and crystal growth velocities while confirming the shift to nucleation‐driven behavior at reduced film thicknesses—an essential aspect for effective device engineering. A fundamental difference in chemical bonding mechanisms was identified between Sb2S3, which exhibits covalent bonding in both material phases, and other PCMs, such as GeTe and Ge2Sb2Te5, which demonstrate pronounced bonding alterations upon crystallization.

  4. Abstract We report on the temperature dependent low energy electron diffraction (LEED) studies of 12 nm epitaxial Sr3Ir2O7(001) thin films. The Debye temperature has been extracted from the temperature-dependence of LEED intensity at elevated temperatures and different electron kinetic energies. For the most surface sensitive LEED, obtained at the lowest electron kinetic energies, the extracted surface Debye temperature is 270 ± 22 K, which is much lower than the 488 ± 40 K Debye temperature obtained using higher electron kinetic energies. Surprisingly, the LEED diffraction intensity, at the lowest electron kinetic energies, increases rather than decreases, with increasing sample temperatures up to about 440 K. This anomalous behavior has been attributed to the reduction of the lattice vibrational amplitudes along the surface normal. This damping of the normal mode vibrations with increasing temperature results from the enhanced electronic screening via thermally activated carriers. This scenario is corroborated by the transport measurement, showing that Sr3Ir2O7is a narrow band Mott insulator with a band gap of about 32 meV. We have identified criteria for finding anomalous scattering behavior in other transition metal oxide systems.

  5. Hydrogen-doped indium oxide (IHO) is a unique photonic material because of its high carrier mobility, strong plasma dispersion effect, and low optical absorption at both visible and near-infrared wavelengths. Existing research has mostly focused on films thicker than 100 nm, which is different from their potential role as an electro-optic material in photonic integrated circuits, where ultrathin films are required. This study examined IHO films with thicknesses ranging from 6 to 88 nm by characterizing their morphologies, electrical, and optical properties. The carrier mobility increased from 36 to 112 cm2/V·s with increasing thickness owing to the reduced grain boundary electron scattering. Additionally, we observed that IHO films thinner than 25 nm exhibited significant mobility loss after 8 months of exposure to air but were fully recovered by re-annealing at 230 °C in a nitrogen gas environment, which might be attributed to reactivated hydrogen dopant.
