Title: High‐Pressure Synthesis and Thermal Conductivity of Semimetallic θ‐Tantalum Nitride
Abstract

The lattice thermal conductivity (κph) of metals and semimetals is limited by phonon‐phonon scattering at high temperatures and by electron‐phonon scattering at low temperatures or in some systems with weak phonon‐phonon scattering. Following the demonstration of a phonon band engineering approach to achieve an unusually high κphin semiconducting cubic‐boron arsenide (c‐BAs), recent theories have predicted ultrahigh κphof the semimetal tantalum nitride in the θ‐phase (θ‐TaN) with hexagonal tungsten carbide (WC) structure due to the combination of a small electron density of states near the Fermi level and a large phonon band gap, which suppress electron‐phonon and three‐phonon scattering, respectively. Here, measurements on the thermal and electrical transport properties of polycrystalline θ‐TaN converted from the ε phase via high‐pressure synthesis are reported. The measured thermal conductivity of the θ‐TaN samples shows weak temperature dependence above 200 K and reaches up to 90 Wm−1K−1, one order of magnitude higher than values reported for polycrystalline ε‐TaN and δ‐TaN thin films. These results agree with theoretical calculations that account for phonon scattering by 100 nm‐level grains and suggest κphincrease above the 249 Wm−1K−1value predicted for single‐crystal WC when the grain size of θ‐TaN is increased above 400 nm.

  1. Abstract

    Sb‐doped and GeTe‐alloyed n‐type thermoelectric materials that show an excellent figure of meritZTin the intermediate temperature range (400–800 K) are reported. The synergistic effect of favorable changes to the band structure resulting in high Seebeck coefficient and enhanced phonon scattering by point defects and nanoscale precipitates resulting in reduction of thermal conductivity are demonstrated. The samples can be tuned as single‐phase solid solution (SS) or two‐phase system with nanoscale precipitates (Nano) based on the annealing processes. The GeTe alloying results in band structure modification by widening the bandgap and increasing the density‐of‐states effective mass of PbTe, resulting in significantly enhanced Seebeck coefficients. The nanoscale precipitates can improve the power factor in the low temperature range and further reduce the lattice thermal conductivity (κlat). Specifically, the Seebeck coefficient of Pb0.988Sb0.012Te–13%GeTe–Nano approaches −280 µV K−1at 673 K with a low κlatof 0.56 W m−1K−1at 573 K. Consequently, a peakZTvalue of 1.38 is achieved at 623 K. Moreover, a high averageZTavgvalue of ≈1.04 is obtained in the temperature range from 300 to 773 K for n‐type Pb0.988Sb0.012Te–13%GeTe–Nano.

  2. Germanium telluride is a high performing thermoelectric material that additionally serves as a base for alloys such as GeTe–AgSbTe 2 and GeTe–PbTe. Such performance motivates exploration of other GeTe alloys in order understand the impact of site substitution on electron and phonon transport. In this work, we consider the root causes of the high thermoelectric performance material Ge 1− x Mn x Te. Along this alloy line, the crystal structure, electronic band structure, and electron and phonon scattering all depend heavily on the Mn content. Structural analysis of special quasirandom alloy structures indicate the thermodynamic stability of the rock salt phase over the rhombohedral phase with increased Mn incorporation. Effective band structure calculations indicate band convergence, the emergence of new valence band maxima, and strong smearing at the band edge with increased Mn content in both phases. High temperature measurements on bulk polycrystalline samples show a reduction in hole mobility and a dramatic increase in effective mass with respect to increasing Mn content. In contrast, synthesis as a function of tellurium chemical potential does not significantly impact electronic properties. Thermal conductivity shows a minimum near the rhombohedral to cubic phase transition, while the Mn Ge point defect scattering is weak as indicated by the low K L dependence on the Ge–Mn fraction (Fig. 10). From this work, alloys near this phase transition show optimal performance due to low thermal conductivity, moderate effective mass, and low scattering rates compared to Mn-rich compositions.

  3. Abstract

    We performed polarized reflection and transmission measurements on the layered conducting oxide PdCoO2thin films. For theab-plane, an optical peak near Ω ≈ 750 cm−1drives the scattering rate 1/τ(ω) and effective massm*(ω) of the Drude carrier to increase and decrease respectively forω ≧ Ω. For thec-axis, a longitudinal optical phonon (LO) is present at Ω as evidenced by a peak in the loss function Im[−1/εc(ω)]. Further polarized measurements in different light propagation (q) and electric field (E) configurations indicate that the Peak at Ω results from an electron-phonon coupling of theab-plane carrier with thec-LO phonon, which leads to the frequency-dependent 1/τ(ω) andm*(ω). This unusual interaction was previously reported in high-temperature superconductors (HTSC) between a non-Drude, mid-infrared (IR) band and ac-LO. On the contrary, it is the Drude carrier that couples in PdCoO2. The coupling between theab-plane Drude carrier andc-LO suggests that thec-LO phonon may play a significant role in the characteristicab-plane electronic properties of PdCoO2, including the ultra-high dc-conductivity, phonon-drag, and hydrodynamic electron transport.

In this study, we investigate the utility of Ca2FeMnO6-δand Sr2FeMnO6-δas materials with low thermal conductivity, finding potential applications in thermoelectrics, electronics, solar devices, and gas turbines for land and aerospace use. These compounds, characterized as oxygen-deficient perovskites, feature distinct vacancy arrangements. Ca2FeMnO6-δadopts a brownmillerite-type orthorhombic structure with ordered vacancy arrangement, while Sr2FeMnO6-δadopts a perovskite cubic structure with disordered vacancy distribution. Notably, both compounds exhibit remarkably low thermal conductivity, measuring below 0.50 Wm−1K−1. This places them among the materials with the lowest thermal conductivity reported for perovskites. The observed low thermal conductivity is attributed to oxygen vacancies and phonon scattering. Interestingly as SEM images show the smaller grain size, our findings suggest that creating vacancies and lowering the grain size or increasing the grain boundaries play a crucial role in achieving such low thermal conductivity values. This characteristic enhances the potential of these materials for applications where efficient heat dissipation, safety, and equipment longevity are paramount.

  5. ZrSe3 with a quasi-one-dimensional (quasi-1D) crystal structure belongs to the transition metal trichalcogenides (TMTCs) family. Owing to its unique optical, electrical, and optoelectrical properties, ZrSe3 is promising for applications in field effect transistors, photodetectors, and thermoelectrics. Compared with extensive studies of the above-mentioned physical properties, the thermal properties of ZrSe3 have not been experimentally investigated. Here, we report the crystal growth and thermal and optical properties of ZrSe3. Millimeter-sized single crystalline ZrSe3 flakes were prepared using a chemical vapor transport method. These flakes could be exfoliated into microribbons by liquid-phase exfoliation. The transmission electron microscope studies suggested that the obtained microribbons were single crystals along the chain axis. ZrSe3 exhibited a specific heat of 0.311 J g−1 K−1 at 300 K, close to the calculated value of the Dulong–Petit limit. The fitting of low-temperature specific heat led to a Debye temperature of 110 K and an average sound velocity of 2122 m s−1. The thermal conductivity of a polycrystalline ZrSe3 sample exhibited a maximum value of 10.4 ± 1.9 W m−1 K−1 at 40 K. The thermal conductivity decreased above 40 K and reached a room-temperature value of 5.4 ± 1.3 W m−1 K−1. The Debye model fitting of the solid thermal conductivity agreed well with the experimental data below 200 K but showed a deviation at high temperatures, indicating that optical phonons could substantially contribute to thermal transport at high temperatures. The calculated phonon mean free path decreased with temperatures between 2 and 21 K. The mean free path at 2 K approached 3 μm, which was similar to the grain size of the polycrystalline sample. This work provides useful insights into the preparation and thermal properties of quasi-1D ZrSe3.
