Title: Low leakage current in heteroepitaxial Al0.7Sc0.3N ferroelectric films on GaN
Wurtzite ( Al , Sc ) N ferroelectrics are attractive for microelectronics applications due to their chemical and structural compatibility with wurtzite semiconductors, such as Ga N and ( Al , Ga ) N . However, the leakage current in epitaxial stacks reported to date should be reduced for reliable device operation. Here, we demonstrate low leakage current in epitaxial Al 0.7 Sc 0.3 N films on Ga N with well-saturated ferroelectric hysteresis loops that are orders of magnitude lower (i.e., 0.07 A cm − 2 ) than previously reported films (1–19 A cm − 2 ) having similar or better structural characteristics. We also show that, for these high-quality epitaxial ( Al , Sc ) N films, structural quality (edge and screw dislocations), as measured by diffraction techniques, is not the dominant contributor to leakage. Instead, the small leakage in our films is limited by thermionic emission across the interfaces, which is distinct from the large leakage due to trap-mediated bulk transport in the previously reported ( Al , Sc ) N films. To support this conclusion, we show that Al 0.7 Sc 0.3 N on lattice-matched In 0.18 Ga 0.82 N buffers with improved structural characteristics but higher interface roughness exhibit increased leakage characteristics. This demonstration of low leakage current in heteroepitaxial ( Al , Sc ) N films and understanding of the importance of interface barrier and surface roughness can guide further efforts toward improving the reliability of wurtzite ferroelectric devices.   1. The Ξ b 0 ( − ) → Ξ c ( 3055 ) + ( 0 ) ( → D + ( 0 ) Λ ) Ï€ − decay chains are observed, and the spin-parity of Ξ c ( 3055 ) + ( 0 ) baryons is determined for the first time. The measurement is performed using proton-proton collision data at a center-of-mass energy of s = 13     TeV , corresponding to an integrated luminosity of 5.4     fb − 1 , recorded by the LHCb experiment between 2016 and 2018. The spin-parity of the Ξ c ( 3055 ) + ( 0 ) baryons is determined to be 3 / 2 + with a significance of more than 6.5 σ ( 3.5 σ ) compared to all other tested hypotheses. The up-down asymmetries of the Ξ b 0 ( − ) → Ξ c ( 3055 ) + ( 0 ) Ï€ − transitions are measured to be − 0.92 ± 0.10 ± 0.05 ( − 0.92 ± 0.16 ± 0.22 ), consistent with maximal parity violation, where the first uncertainty is statistical and the second is systematic. These results support the hypothesis that the Ξ c ( 3055 ) + ( 0 ) baryons correspond to the first D -wave λ -mode excitation of the Ξ c flavor triplet. © 2025 CERN, for the LHCb Collaboration2025CERN

  2. We report the first evidence for the h b ( 2 P ) → Ï’ ( 1 S ) η transition with a significance of 3.5 standard deviations. The decay branching fraction is measured to be B [ h b ( 2 P ) → Ï’ ( 1 S ) η ] = ( 7.1 − 3.2 + 3.7 ± 0.8 ) × 10 − 3 , which is noticeably smaller than expected. We also set upper limits on Ï€ 0 transitions of B [ h b ( 2 P ) → Ï’ ( 1 S ) Ï€ 0 ] < 1.8 × 10 − 3 , and B [ h b ( 1 P ) → Ï’ ( 1 S ) Ï€ 0 ] < 1.8 × 10 − 3 , at the 90% confidence level. These results are obtained with a 131.4     fb − 1 data sample collected near the Ï’ ( 5 S ) resonance with the Belle detector at the KEKB asymmetric-energy e + e − collider.   3. We search for excited charmed baryons in the Λ c + η system using a data sample corresponding to an integrated luminosity of 980     fb − 1 . The data were collected by the Belle detector at the KEKB e + e − asymmetric-energy collider. No significant signals are found in the Λ c + η mass spectrum, including the known Λ c ( 2880 ) + and Λ c ( 2940 ) + . Clear Λ c ( 2880 ) + and Λ c ( 2940 ) + signals are observed in the p D 0 mass spectrum. We set upper limits at 90% credibility level on ratios of branching fractions of Λ c ( 2880 ) + and Λ c ( 2940 ) + decaying to Λ c + η relative to Σ c ( 2455 ) Ï€ of < 0.13 for the Λ c ( 2880 ) + and < 1.11 for the Λ c ( 2940 ) + . We measure ratios of branching fractions of Λ c ( 2880 ) + and Λ c ( 2940 ) + decaying to p D 0 relative to Σ c ( 2455 ) Ï€ of 0.75 ± 0.03 ( stat ) ± 0.07 ( syst ) for the Λ c ( 2880 ) + and 3.59 ± 0.21 ( stat ) ± 0.56 ( syst ) for the Λ c ( 2940 ) + .   4. The production of Ï’ ( 2 S ) and Ï’ ( 3 S ) mesons in lead-lead (Pb-Pb) and proton-proton ( p p ) collisions is studied in their dimuon decay channel using the CMS detector at the LHC. The Ï’ ( 3 S ) meson is observed for the first time in Pb-Pb collisions, with a significance above 5 standard deviations. The ratios of yields measured in Pb-Pb and p p collisions are reported for both the Ï’ ( 2 S ) and Ï’ ( 3 S ) mesons, as functions of transverse momentum and Pb-Pb collision centrality. These ratios, when appropriately scaled, are significantly less than unity, indicating a suppression of Ï’ yields in Pb-Pb collisions. This suppression increases from peripheral to central Pb-Pb collisions. Furthermore, the suppression is stronger for Ï’ ( 3 S ) mesons compared to Ï’ ( 2 S ) mesons, extending the pattern of sequential suppression of quarkonium states in nuclear collisions previously seen for the J / ψ , ψ ( 2 S ) , Ï’ ( 1 S ) , and Ï’ ( 2 S ) mesons. © 2024 CERN, for the CMS Collaboration2024CERN

  5. The first observation of the decay Ξ b − → ψ ( 2 S ) Ξ − and measurement of the branching ratio of Ξ b − → ψ ( 2 S ) Ξ − to Ξ b − → J / ψ Ξ − are presented. The J / ψ and ψ ( 2 S ) mesons are reconstructed using their dimuon decay modes. The results are based on proton-proton colliding beam data from the LHC collected by the CMS experiment at s = 13     TeV in 2016–2018, corresponding to an integrated luminosity of 140     fb − 1 . The branching fraction ratio is measured to be B ( Ξ b − → ψ ( 2 S ) Ξ − ) / B ( Ξ b − → J / ψ Ξ − ) = 0.8 4 − 0.19 + 0.21 ( stat ) ± 0.10 ( syst ) ± 0.02 ( B ) , where the last uncertainty comes from the uncertainties in the branching fractions of the charmonium states. New measurements of the Ξ b ( 5945 ) 0 baryon mass and natural width are also presented, using the Ξ b − Ï€ + final state, where the Ξ b − baryon is reconstructed through the decays J / ψ Ξ − , ψ ( 2 S ) Ξ − , J / ψ Λ K − , and J / ψ Σ 0 K − . Finally, the fraction of Ξ b − baryons produced from Ξ b ( 5945 ) 0 decays is determined. © 2024 CERN, for the CMS Collaboration2024CERN
