Title: Spintronic Terahertz Emission in Ultrawide Bandgap Semiconductor/Ferromagnet Heterostructures
Abstract Recent successful integration of semiconductors into spintronic THz emitters has demonstrated a new pathway of control over terahertz (THz) radiation through ultrafast demagnetization dynamics. Here, the spintronic THz emission from different ultrawide bandgap (UWBG) semiconductors interfaced with ferromagnets is studied. The authors show that the Schottky barrier in the UWBG semiconductor AlN acts as a spin filter that increases the polarization of the spin current injected from the ferromagnet. Furthermore, the authors show that the two‐dimensional electron gas at the interface between Al0.25Ga0.75N and GaN enhances the magnitude of the emitted radiation due to the high spin‐to‐charge conversion efficiency induced by the Rashba effect that results in a hallmark asymmetry in emission amplitude. The results provide a framework for future engineering of semiconducting/ferromagnet heterostructures for ultrafast communications technologies beyond 5G.  more » « less

  1. Abstract Next-generation terahertz (THz) sources demand lightweight, low-cost, defect-tolerant, and robust components with synergistic, tunable capabilities. However, a paucity of materials systems simultaneously possessing these desirable attributes and functionalities has made device realization difficult. Here we report the observation of asymmetric spintronic-THz radiation in Two-Dimensional Hybrid Metal Halides (2D-HMH) interfaced with a ferromagnetic metal, produced by ultrafast spin current under femtosecond laser excitation. The generated THz radiation exhibits an asymmetric intensity toward forward and backward emission direction whose directionality can be mutually controlled by the direction of applied magnetic field and linear polarization of the laser pulse. Our work demonstrates the capability for the coherent control of THz emission from 2D-HMHs, enabling their promising applications on the ultrafast timescale as solution-processed material candidates for future THz emitters.

  2. Abstract Excitation of coherent high-frequency magnons (quanta of spin waves) is critical to the development of high-speed magnonic devices. Here we computationally demonstrate the excitation of coherent sub-terahertz (THz) magnons in ferromagnetic (FM) and antiferromagnetic (AFM) thin films by a photoinduced picosecond acoustic pulse. Analytical calculations are also performed to reveal the magnon excitation mechanism. Through spin pumping and spin-charge conversion, these magnons can inject sub-THz charge current into an adjacent heavy-metal film which in turn emits electromagnetic (EM) waves. Using a dynamical phase-field model that considers the coupled dynamics of acoustic waves, spin waves, and EM waves, we show that the emitted EM wave retains the spectral information of all the sub-THz magnon modes and has a sufficiently large amplitude for near-field detection. These predictions indicate that the excitation and detection of sub-THz magnons can be realized in rationally designed FM or AFM thin-film heterostructures via ultrafast optical-pump THz-emission-probe spectroscopy.

  3. Abstract Above‐band gap optical excitation of non‐centrosymmetric semiconductors can lead to the spatial shift of the center of electron charge in a process known as shift current. Shift current is investigated in single‐crystal SnS2, a layered semiconductor with the band gap of ≈2.3 eV, by THz emission spectroscopy and first principles density functional theory (DFT). It is observed that normal incidence excitation with above gap (400 nm; 3.1 eV) pulses results in THz emission from 2H SnS2() polytype, where such emission is nominally forbidden by symmetry. It is argued that the underlying symmetry breaking arises due to the presence of stacking faults that are known to be ubiquitous in SnS2single crystals and construct a possible structural model of a stacking fault with symmetry properties consistent with the experimental observations. In addition to shift current, it is observed THz emission by optical rectification excited by below band gap (800 nm; 1.55 eV) pulses but it requires excitation fluence more than two orders of magnitude higher to produce same signal amplitude. These results suggest that ultrafast shift current in which can be excited with visible light in blue–green portion of the spectrum makes SnS2a promising source material for THz photonics.

  4. Abstract The manipulation of magnetization through optically generated ultrafast spin currents is a fascinating area that needs a thorough understanding for its potential future applications. In this work, a comprehensive investigation of helicity‐driven optical spin‐orbit torque in heavy metal/ferromagnetic metal heterostructures is presented, specifically cobalt capped with gold or platinum, subject to laser pumping at different wavelengths. The results demonstrate up to tenfold enhancement in optical spin‐orbit torque quantum efficiency for gold compared to platinum of the same thickness when pumped with a visible laser. Additionally, the study provides the first experimental analysis of the photon energy dependence of optical spin‐orbit torque and derives the optical spin orientation spectra for both gold/cobalt and platinum/cobalt heterostructures. A key insight gained from the study is the impact of photon energy‐dependent spin transport in the system, which suggests the use of a high photon energy pump for efficient spin transport. These findings highlight the potential of spin current generation and manipulation in gold/ferromagnet heterostructures for a wide range of applications such as all‐optical magnetization switching, spin‐wave generation and control, and spintronic terahertz emission.

  5. Abstract Terahertz (THz) technology is critical for quantum material physics, biomedical imaging, ultrafast electronics, and next‐generation wireless communications. However, standing in the way of widespread applications is the scarcity of efficient ultrafast THz sources with on‐demand fast modulation and easy on‐chip integration capability. Here the discovery of colossal THz emission is reported from a van der Waals (vdW) ferroelectric semiconductor NbOI2. Using THz emission spectroscopy, a THz generation efficiency an order of magnitude higher than that of ZnTe, a standard nonlinear crystal for ultrafast THz generation is observed. The underlying generation mechanisms associated are further uncovered with its large ferroelectric polarization by studying the THz emission dependence on excitation wavelength, incident polarization, and fluence. Moreover, the ultrafast coherent amplification and annihilation of the THz emission and associated coherent phonon oscillations by employing a double‐pump scheme are demonstrated. These findings combined with first‐principles calculations, inform a new understanding of the THz light–matter interaction in emergent vdW ferroelectrics and pave the way to develop high‐performance THz devices on them for quantum materials sensing and ultrafast electronics.
