The Zintl compound Eu 2 ZnSb 2 was recently shown to have a promising thermoelectric figure of merit, zT ∼ 1 at 823 K, due to its low lattice thermal conductivity and high electronic mobility. In the current study, we show that further increases to the electronic mobility and simultaneous reductions to the lattice thermal conductivity can be achieved by isovalent alloying with Bi on the Sb site in the Eu 2 ZnSb 2−x Bi x series ( x = 0, 0.25, 1, 2). Upon alloying with Bi, the effective mass decreases and the mobility linearly increases, showing no signs of reduction due to alloy scattering. Analysis of the pair distribution functions obtained from synchrotron X-ray diffraction revealed significant local structural distortions caused by the half-occupied Zn site in this structure type. It is all the more surprising, therefore, to find that Eu 2 ZnBi 2 possesses high electronic mobility (∼100 cm 2 V −1 s −1 ) comparable to that of AM 2 X 2 Zintl compounds. The enormous degree of disorder in this series gives rise to exceptionally low lattice thermal conductivity, which is further reduced by Bi substitution due to the decreased speed of sound. Increasing the Bi content was also found to decrease the band gap while increasing the carrier concentration by two orders of magnitude. Applying a single parabolic band model suggests that Bi-rich compositions of Eu 2 ZnSb 2−x Bi x have the potential for significantly improved zT ; however, further optimization is necessary through reduction of the carrier concentration to realize high zT .

            Abstract Bi2SeO2is a promisingn‐type semiconductor to pair withp‐type BiCuSeO in a thermoelectric (TE) device. The TE figure of meritzTand, therefore, the device efficiency must be optimized by tuning the carrier concentration. However, electron concentrations in self‐dopedn‐type Bi2SeO2span several orders of magnitude, even in samples with the same nominal compositions. Such unsystematic variations in the electron concentration have a thermodynamic origin related to the variations in native defect concentrations. In this study, first‐principles calculations are used to show that the selenium vacancy, which is the source ofn‐type conductivity in Bi2SeO2, varies by 1–2 orders of magnitude depending on the thermodynamic conditions. It is predicted that the electron concentration can be enhanced by synthesizing under more Se‐poor conditions and/or at higher solid‐state reaction temperatures (TSSR), which promote the formation of selenium vacancies without introducing extrinsic dopants. The computational predictions are validated through solid‐state synthesis of Bi2SeO2. More than two orders of magnitude increase are observed in the electron concentration simply by adjusting the synthesis conditions. Additionally, a significant effect of grain boundary scattering on the electron mobility in Bi2SeO2is revealed, which can also be controlled by adjusting TSSR. By simultaneously optimizing the electron concentration and mobility, azTof ≈0.2 is achieved at 773 K for self‐dopedn‐type Bi2SeO2. The study highlights the need for careful control of thermodynamic growth conditions and demonstrates TE performance improvement by varying synthesis parameters according to thermodynamic guidelines.

            Abstract Bismuth telluride is the working material for most Peltier cooling devices and thermoelectric generators. This is because Bi2Te3(or more precisely its alloys with Sb2Te3for p‐type and Bi2Se3for n‐type material) has the highest thermoelectric figure of merit,zT, of any material around room temperature. Since thermoelectric technology will be greatly enhanced by improving Bi2Te3or finding a superior material, this review aims to identify and quantify the key material properties that make Bi2Te3such a good thermoelectric. The largezTcan be traced to the high band degeneracy, low effective mass, high carrier mobility, and relatively low lattice thermal conductivity, which all contribute to its remarkably high thermoelectric quality factor. Using literature data augmented with newer results, these material parameters are quantified, giving clear insight into the tailoring of the electronic band structure of Bi2Te3by alloying, or reducing thermal conductivity by nanostructuring. For example, this analysis clearly shows that the minority carrier excitation across the small bandgap significantly limits the thermoelectric performance of Bi2Te3, even at room temperature, showing that larger bandgap alloys are needed for higher temperature operation. Such effective material parameters can also be used for benchmarking future improvements in Bi2Te3or new replacement materials.more » « less

            Wafer-scale synthesis of p-type TMD films is critical for its commercialization in next-generation electro/optoelectronics. In this work, wafer-scale intrinsic n-type WS2films and in situ Nb-doped p-type WS2films were synthesized through atomic layer deposition (ALD) on 8-inchα-Al2O3/Si wafers, 2-inch sapphire, and 1 cm2GaN substrate pieces. The Nb doping concentration was precisely controlled by altering cycle number of Nb precursor and activated by postannealing. WS2n-FETs and Nb-doped p-FETs with different Nb concentrations have been fabricated using CMOS-compatible processes. X-ray photoelectron spectroscopy, Raman spectroscopy, and Hall measurements confirmed the effective substitutional doping with Nb. The on/off ratio and electron mobility of WS2n-FET are as high as 105and 6.85 cm2 V-1 s-1, respectively. In WS2p-FET with 15-cycle Nb doping, the on/off ratio and hole mobility are 10 and 0.016 cm2 V-1 s-1, respectively. The p-n structure based on n- and p- type WS2films was proved with a 104rectifying ratio. The realization of controllablein situNb-doped WS2films paved a way for fabricating wafer-scale complementary WS2FETs.more » « less

            n-Type conduction in a Mg 3 Sb 1.5 Bi 0.5 system is achieved with La-doping at cation sites with a peak zT > 1. La-doped samples exhibit much higher doping efficiency and dopability compared to other chalcogen-doped samples. This allows greater tunability of the electronic properties. La-doping also significantly improves the thermal stability of n-type Mg 3 Sb 1.5 Bi 0.5 measured via a long-term Hall carrier concentration measurement.more » « less

            Abstract MnBi 2 Te 4 /(Bi 2 Te 3 ) n materials system has recently generated strong interest as a natural platform for the realization of the quantum anomalous Hall (QAH) state. The system is magnetically much better ordered than substitutionally doped materials, however, the detrimental effects of certain disorders are becoming increasingly acknowledged. Here, from compiling structural, compositional, and magnetic metrics of disorder in ferromagnetic (FM) MnBi 2 Te 4 /(Bi 2 Te 3 ) n it is found that migration of Mn between MnBi 2 Te 4 septuple layers (SLs) and otherwise non-magnetic Bi 2 Te 3 quintuple layers (QLs) has systemic consequences—it induces FM coupling of Mn-depleted SLs with Mn-doped QLs, seen in ferromagnetic resonance as an acoustic and optical resonance mode of the two coupled spin subsystems. Even for a large SL separation ( n ≳ 4 QLs) the structure cannot be considered as a stack of uncoupled two-dimensional layers. Angle-resolved photoemission spectroscopy and density functional theory studies show that Mn disorder within an SL causes delocalization of electron wave functions and a change of the surface band structure as compared to the ideal MnBi 2 Te 4 /(Bi 2 Te 3 ) n . These findings highlight the critical importance of inter- and intra-SL disorder towards achieving new QAH platforms as well as exploring novel axion physics in intrinsic topological magnets.more » « less
